Function Failure Analysis Of Integrated Circuit Based On Freescale 8bit MCU

This paper describes method of failure analysis of integrated circuit and it shows detailed analysis example according to different types of circuits.This paper includes three parts: The first part describes necessary basis knowledge of IC failure analysis which includes failure mode/mechanism,equipments and analysis flow.The second and the third part are core contents which show memery circuit and mixed signal circuit analysis.The main destination of the paper is to summary the common digital analysis method by taking memery circuits as the example.And then it explores the analysis method of mixed signal circuit and shows the key differences of them.For memery circuit, it reveals the root relationship between failure mode and failure mechanism by ways of summarizing some real related cases.It describes scientific analysis flow and shows the real case process as the example.The goal of the research is to improve analysis efficiency effectively.For mixed signal circuit,it explores the analysis idea based on digital circuit equipment and describes the method by using microprobe from the basis of circuit design knowledge.Real cases are included in order to explain the practicability.The main goal of it is to increase the success rate.It is proved by the real case that the research of method of the memery circuits can improve analysis efficiency successfully and give engineer scientific foreseeing.The accumulated data about mixed signal circuit analysis provides good reference for real case project.
