Vertical Cavity Surface Emitting Lasers (VCSEL) came into forth recently and has become one of the most important semiconductors as it is easy to be intergrated with circuit and put into large production with low cost since the laser is emitted from its surface rather than its edge. Owing to the advantages compared with normal edge emitting lasers, VCSEL has found wide application in fiber communication systems with the development of telecommunication and wide use of the Internet. It is of great importace to development a simple and accurate equivalent circuit model in circuit design and simulation of fiber communication systems.This paper focuses on the research of equivalent circuit model of VCSEL. In Chapter One, the research history of VCSEL is presented, followed by the research process and current research status as well as the principle of VCSEL. Chapter Two makes a comparison of VCSEL with traditional edge emitting lasers. Large and small equivalent circuit models are developed from the rate equations which describes the relation between the carrier density and photon density in the active region. Direct approach and semianalytical approach are imployed to obtain the parameters of the circuit elements and the rate equation. The circuits are then implemented into Agilent ADS using DDS. Good agreement is obtained between simulated results and measured data over the concerned frequency range.
