The update speed of electronic products is getting faster and faster,and people's demand for green electronic devices is more urgent.Electronic devices based on biomaterials are generally biocompatible and biodegradable,so natural biomaterials are increasingly used in the fabrication of electronic devices.In this paper,graphene quantum dots,carbon nanotubes and gold nanoparticles were doped into the dielectric layers of milk,silkworm hemolymph and gelatin resistive memory,and the influence of preparation technology and nanomaterial doping on the above bio-resistive memory was studied.Doping graphene quantum dots in the resistive memory with milk as the dielectric layer can improve the ON/OFF current ratio of the device and reduce the threshold voltage of the device;doping carbon in the resistive memory with silkworm blood and gelatin as the dielectric layer respectively Nanotubes not only realize the adjustment of the ON/OFF current ratio of the device,but also improve the consistency of the device with the increase of the mass fractions of carbon nanotubes;doping gold nanoparticles in the resistive memory with gelatin as the dielectric layer can improve the ON/OFF current ratio of the device,the device fabricated on the gelatin substrate has physical transient characteristics.
