Microwave radio technology has important applications in the fields of communication,telemetry and remote sensing,and medical imaging.In the various processes for building microwave radio systems,microwave monolithic integrated circuits(MMICs)have increasingly shown great advantages.MMIC is widely used in T/R components because of its advantages such as miniaturization,debugging-free,and good consistency,which greatly reduces the size of the components while improving the overall performance.With the continuous improvement of integration,three-dimensional heterogeneous heterogeneous integration has been proposed.The application of three-dimensional heterogeneous integration technology to T/R components can further reduce the volume in the components and improve the consistency of the components.Based on this,this paper first designed a dual-channel RF front-end chip and amplitude-phase multi-function chip working at 6-18GHz,and finally the RF front-end chip,amplitude-phase multi-function chip and transceiver power modulation chip were heterogeneously integrated to complete the chip.Class T/R was designed and tested.The main work content and results are as follows:1.The relevant theories of the unit circuit in the T/R are introduced.Mainly include amplifier,limiter,switch,phase shifter and attenuator circuit.Understanding the relevant theories of these circuits is of great help to the subsequent design.2.Design a dual-channel RF front-end chip that works at 6-18GHz.The power amplifier adopts a balanced structure to achieve good matching within the broadband and reduce the influence of the load bias of the receiving circuit;the limiter and the low noise amplifier are integrated in the design to optimize the noise figure.3.The phase shifter and attenuator are designed,and the design of the broadband internal phase shifter and attenuator is completed by using different topological structures.Finally,the three types of chips are heterogeneously integrated to realize the chip-level one-piece T/R,which is beneficial to reduce the size of the system.4.Tested the design chip-level T/R.The measurement results show that in the 6-18GHz frequency band,the attenuation accuracy of the receiving and transmitting channels is within 0.5dB,the additional phase shift is less thaną5°;the phase shift accuracy is within 3°,and the amplitude fluctuation is less than 1.5dB.The typical value of the noise figure of the receiving path is 4dB;the saturated output power of the transmitting path is 29dBm,and the typical value of the power added efficiency is 24%.The measured results correspond well to the simulation results.
