In recent years,with the help of advanced semiconductor technology,phase-change memory devices have more performance advantages than magnetic storage and CMOS storage technology and are widely studied.However,there are still bottlenecks in the development of traditional phase-change memory devices to lower power consumption,higher density and more miniaturization.The application of carbon nanotubes in Nano Electronics has injected new "inspiration" into the development of phase change storage.The phase change unit of carbon nanotubes electrode structure has the advantages of lower power consumption,faster phase transition speed and smaller device size without photolithography compared with traditional devices.The proposed device is regarded as an important direction of the future development of phase change storage technology One.Similar to the general phase-change cell,the operation power consumption and performance limitation of carbon nanotube electrode structure phase-change storage cell mainly come from the Reset process,so it is particularly important to study the Reset process of the structure phase-change cell.Understanding the influence of geometric parameters,thermal resistance and thermoelectric effect on the single element Reset can better optimize the design of the device.This paper uses COMSOL multiphysics in the simulation platform,the physical model of carbon nanotube electrode structure phase change storage cell is built by using the finite element method.The electrical,thermal and phase distribution under the unit Reset operation are calculated.The temperature and phase change during the Reset operation are studied.The electrode size,the thickness of phase change layer,the contact thermal resistance within the unit and the thermoelectric parameters on carbon nanotube are analyzed The influence of Reset operation on the phase change unit of electrode structure.On this basis,based on the geometry and material parameters of the carbon nanotube electrode phase change storage unit,some considerations are put forward to reduce the unit operating voltage,reduce the operating power consumption,and improve the resistance switch ratio,so as to improve the phase change performance index,which provides some reference ideas for improving the performance design of the carbon nanotube electrode phase change storage unit.
