Ternary Content Addressable Memory(TCAM)is a storage system addressed by the content instead of the memory address.When designing a TCAM structure for many applications considering two main factors:higher storage density and low power.However,the fabrication and design of TCAM chips with a large storage capacity have encountered substantial problems based on CMOS technology,power and area consumption is too large and ternary logic value stored requires additional supply voltages to maintain.In order to develop the next-generation storage and computing systems to be capable of high performance applications,it is necessary to continuously innovate new circuits and system architectures or find TCAM's characteristics of new materials and devices to build new TCAM's circuit structure.Memristor has the advantage of non-volatile,high scalability,low power and short switch time,and it has been applied to the TCAM's design.Currently,TCAM's design provides a new direction and idea for the development and research of new low power and high storage density TCAM storage system.In order to improve the storage density of integrated memory circuit,reduce the power overhead and enriches the designs of mTCAM.In this thesis present two kinds of mTCAM cell structure.Firstly,it designs a 4M-TCAM cell structure,which consist of four memristors.Four memristors are reverse connection to each other,which constitute storage,search and match section in mTCAM.Storing data by two-step write operation is complete;when search/match,which carry out a operation of searching first write data,and then input match data to matching with stored data.Secondly,to further reduce the area of an mTCAM cell,based on the 4M-TCAM design's work,this thesis designs a 2M-TCAM cell structure,which consists of two memristors.Two memristors reversely connect,which form a mTCAM cell,and it is used for data storage.To further reduce the power and optimize the structure of 2 m-TCAM,this thesis designs a low-power structure.The 2M-TCAM structure is divided into“0”parts and“1”parts,between " 0 " parts and“1”parts through an AND gate and a transistor connected,then to block the corresponding operation to reduce power consumption.Finally,this thesis's experiments by SPICE simulation verify the correctness of the designed mTCAM write data operation,searching and matching operation.The designed low-power 2M-TCAM reduces the active power about 60%compared to the design before improving.By comparing to number of the basic components,mTCAM in this thesis greatly improves contrasting with the previous work in integration density.
