With the introduction of China's green energy policy, energy saving, environmental protection, high efficiency becomes the main direction of the development of the semiconductor industry. As the core device of clean energy, IGBT has been widely used in aerospace,locomotive traction, power transmission, smart grid and new energy fields. As the interface circuit between the control circuit and power circuit, IGBT drive protection circuit can ensure the safe operation of IGBT and ensure reliable operation of the whole power electronic systems.According to the development status of IGBT and its driving protection circuit at home and abroad, this paper studies the high power IGBT drive protection technology, and designs an active closed-loop control protection circuit for 4500V/900A IGBT module. It includes high isolation of the drive power, closed-loop multi-level dynamic gate, fault protection and CPLD-based digital control circuit. Using VCE back-saturation detection combined with di/dt detection method to protect over-current; Using multi-level dynamic gate soft-off method to protect over-voltage; Temperature sensor and voltage monitoring chip were used to detect and protect over-temperature and under-voltage. In this paper, the Saber software is used to simulate the active closed-loop control strategy, and the feasibility of the scheme is verified. The digital control circuit is designed by Verilog language. What else, the digital module and the overall digital circuit are simulated by ModelSim software. Altium Designer software is used in the design of the schematic. Finally, the reliability of the designed high-power drive protection circuit is verified by the static test and high voltage experiment. By comparing with the traditional driving structure, it proves the superiority of the active closed-loop control structure in shortening the switching time, reducing the current spike and the voltage spike of the IGBT.
