Active phased array radar plays an irreplaceable role in modern electronic confrontation.Transceivers are the core components of active phased array radar,which directly affect the performance of the whole radar system.It is very important to realize the miniaturization and high integration of phased array radar transceiver with the existing mature packaging technology under the reality of single-chip transceiver high technical difficulty and low yield.This paper compares the current characteristics of various microelectronic systems packaging technology.From the existing technological conditions in China,complete the development of high-integration X-band phased array transceiver basing on the LTCC technology in MCM technology,which laid a foundation for the further study of integrated microwave and RF microsystems.In this paper,a new type of transceiver three-dimensional packaging scheme is proposed.Vertically microwave signal transmission reduced the RF transmission paths and the energy losses greatly,and improved performance.The integrated microfluidic channel water-cooling structure in the substrate solved the problem that the radiator is unabled to be added and the high-power heat is difficult to dissipate.The simulation design and experimental verification are carried out on several key interconnection structures and one quadrupole divider in the transceiver.The designed transation structure is simple,low insertion loss and return loss.And the power divider has low insertion loss,good phase consistency,and high isolation.The theoretical analysis,simulation design and experimental verification of the heat dissipation of the transmitter and receiver are carried out,which confirms the excellent heat dissipation capacity of the microfluidic channel cooling structure.At the end of this paper,the X-band phased array radar based on LTCC technology is developed,and the experimental results are analyzed in detail.The 4×4 phased array transceiver volume is only 62.4×62.5×2.7mm3,the measured channel consistency is good.Across the whole X-band from 8GHz-12 GHz,receiving branch gain greater than 20 dB,noise figure 4dB,and attenuation error is less than 2dB;phase shift error is less than 6 °.The output power 35 dBm,chip temperature below 50 degrees.
