With the development of semiconductor materials and microwave communication technology,microwave circuits,which were originally used in radar,military broadband communications field,are also used in mobile phone base stations,car radars and other civilian areas.These microwave electronic equipment often use frequency multipliers to lower the frequency of local oscillator signal to the required frequency band,so the frequency of local oscillator can be reduced and the frequency band can also be expanded.The frequency multiplier MMIC has the general characteristics of frequency multiplier,but also has the advantages of small size and good consistency of MMIC,so it is more widely used in the electronic equipment than the discrete board level frequency doubling circuit.Passive frequency multiplier does not need DC power supply,and it is easy to use.In this paper,we will study the broadband passive frequency multiplier.The key to the design frequency multiplier is the choice of appropriate circuit topology.In this paper,3 kinds of passive circuit topologies are deduced.Based on the requirements of the project,the double helix balun is introduced,and the main factors affecting its performance are discussed.Based on the above research,2 practical balun circuits are designed finally.Then,by using balun,3 passive frequency doubling circuits corresponding to the previous discussion are constructed,and the whole optimization is carried out by using the harmonic balance method.Compared with the simulation results,the advantages and disadvantages of each circuit are summarized,the double balanced frequency multiplier circuit with better simulation results is chosen as the focus of this research design finally.The core circuit of frequency multiplier is composed of four identical Schottky barrier diodes.By using balun structure,the broadband matching and harmonic suppression function of input and output can be achieved.Finally,the desired 2rd-harmonic signal can be obtained in the output of frequency multiplier.In this paper,some factors which affect the flatness of the output power are also studied,and some solutions are given.By using the mature and stable process of 0.15?m GaAs PHEMT of WIN-Semiconductors Co.,a broadband passive frequency multiplier,which is different from the original HMC204 circuit structure and has advantages of excellent frequency gain and output power flatness are designed successfully.When the input power is 15 dBm,the measure result on chip display that the output power is larger than 1dBm,the conversion loss is less than 14 dB,and fundamental and other harmonic frequency isolation are larger than 35 dBc at the output frequency from 8 to 16 GHz.The chip size is 1.3×1.3 mm~2.The broadband passive frequency multiplier MMIC achieved the desired goal,played the role of in-situ replacement of HMC204,and will be applied to military electronic equipment.The successful design of the multiplier MMIC has broaden the user's choice,reduced the cost of procurement,but also played a role in technology for the research and development of the relevant multiplier.
