Radar system has widely been used in both denfence and commercial products currently and improved our lives a lot. Pulsed Power Amplifier (PPA) is crucial in radar system for its dominance. Because the volume of radar products are getting lower and performance are getting higher, on-chip PPA with low lost, high output power has become a research hotspot recently.A Pulsed Power Amplifier (PPA) based on 0.18μm SiGe BiCMOS working from 2.4GHz to 2.5GHz for radar system is designed in this thesis. The designed PPA with power modulation has two stages-driver stage and output stage. Power combination technique is employed to obtain high output power, while the efficiency does not degrade. In order to reduce the detrimental parasitic ground inductance, differential topology is adopted. This paper gives circuit design, pre-simulation, layout design and post-simulation. The layout area of designed PPA is 1.0×2.6mm2. Post-simulation results show the PPA can achieve 33.64dBm output power and 46.26% PAE in 2.45GHz. And the PPA has strong harmonic suppression ability with-54.80dBc and -67.50dBc suppression for 2nd and 3rd harmonics respectively while the Input Voltage Stepping Wave Ratio is 1.06. The pulse signal can effectively control the state of PPA including switching on and switching off.Above all, the designed PPA meets all the design indexes which can be used in radar system after further optimization.
