Radar plays an important role in civilian and military,people’s lives and national security are so closely related.With the rapid development of semiconductor technology,a growing number of semiconductor devices and technology used in radar transceiver system design.Pulsed power amplifier is the key module used in radar transceiver system.The performance of pulsed power amplifier directly decides the performance of the transceiver system.Class E pulse power amplifier can achieve high output power and high power added efficiency,is the current academic and industrial research priorities.It is of great practical and theoretical value to study the design of class E pulsed power amplifier.A class E pulsed power amplifier based on JAZZ 0.18μm SiGe BiCMOS working at 2.4GHz for radar system is designed in this thesis.Class E pulsed power amplifier includes power distribution network,input impedance transformation network,pulsed power amplifier module,output impedance conversion network and power synthesis network.The input impedance transformation network and the output impedance transformation network are L-shaped matching networks.The power distribution network and the power synthesis network are implemented by LC Balun and Wilkinson power synthesis networks.The pulsed power amplifier module consists of two single-pulse power amplifiers.Each single-pulse power amplifier consists mainly of bias circuit,pulse modulation circuit and power amplifier circuit.The bias circuit provides static bias.Pulse signal through the pulse modulation circuit control power amplifier circuit working state,the power amplifier circuit uses a fully differential topology to reduce the effect of parasitic parameters.This paper gives circuit design,pre-simulation,layout design and post-simulation,the layout area of designed class E pulsed power amplifier is 930x1778μm2.The input signal frequency is 2.4GHz,the input signal power is 10dBm,the class E pulsed power amplifier in the SS 85℃ under the conditions of the worst-case simulation results,when the pulse signal is low,The power amplifier DC power consumption of 2.25mW,power amplifier approximate off;when the pulse signal is high,the power amplifier can achieve 31.09dBm output power and 37.60%PAE in 2.4GHz.And it has strong harmonic suppression ability with-44.3 8dBc and-79.17dBc suppression for 2nd and 3rd harmonics respectively.The class E pulsed power amplifier meets all the design indexes.The class E pulsed power amplifier meets all the design indexes and can be used in radar transceiver system.
