| Integrated Circuit(IC)Test dominates the indispensable status in the whole process of IC design, manufacturing and application. Among them, IC parameter test is a important content of IC test, it is mainly used to verify chip whether meets the design specification. Therefore, automatic and high performance IC Automatic Test System(ATS) has become an important tool for IC parameter test.With development and current situation of IC Automatic Test System as the starting point, the thesis introduces the classification of IC Test and the technology of IC parameter test. Ground on the modular design principium, the paper studied the software and hardware framework of IC Automatic Test System structure, including the software platform, communication module, power module, controlment module, function module. In the whole system framework, the thesis is mainly studied the design and realization of Precision Measurement Unit(PMU), the contents are as follows:1. Introduce the development and current situation at home and abroad of IC Automatic Test System, raises the significance and source of this research, and puts forward the method of IC parameter test technology.2. According to the index requirements of IC ATS, the paper makes a study of software and hardware terrace of the system, and expound the each module of design principle and implementation scheme of system framework.3. Research and implementation of the DC parameter measurement unit in the IC ATS, using two kinds of measurement methods in view of hardware circuit: Force Voltage and Measure Current(FVMI) and Force Current and Measure Voltage(FIMV).4. Accomplish the PMU driver design, and tells the design ideas of test driver function and hardware driver codes in detail.5. Complete the circuit debugging of Precision Measurement Unit, discussed and analyzed the error of system, and we were got the functional verification of PMU by testing two chips. |
