With the increasing amount of information, the electronic and communication equipment with high performance and reliability at high frequency will be more widely used. The high-frequency power transistor as a key component plays an important role. High-frequency power transistors are the key components of the oscillation circuit. And it is also used in a variety of military and civilian electronic equipment for oscillating and amplified high-frequency power.In order to meet the user’s demands of high reliable products, this paper adopts the reliable design techniques to ensure electrical performance, and the package structure has also been improved. The main work includes:(1) Design the tube core of high-frequency power transistor:Requirement for high-frequency power transistor is analyzed. According to the requirements of performance and parameters, the design of the transistor chips is achieved both from the longitudinal and lateral aspects.(2) Design the base of high-frequency power transistors:the base is designed according to the high output power and high-frequency characteristics of high-frequency power transistor. The design of the base has many advantages such as large cooling area, insulation of pipe core and shell, and high-frequency.(3) Design and Implementation of transistors are elaborated on the important parameters of high-frequency power transistors. The parameters mainly include frequency, power, high current, saturation voltage and the second breakdown and so on.(4) The reliability, supportability and safety of high-frequency power transistors are tested and analyzed. At the same time, various diagnostic tests are made to simulate some bad conditions and environment, including the electric parameters measure, to ensure the normal use.The high-frequency power transistors designed in this paper have been put into use in an institution. It is tested by professional testing agencies and inspected under practical application. This high-frequency power transistor, with steady performance and normal working, that can meet the requirements of whole machine application. The development of the high-frequency power transistor is of great significance to the improvement of the strategic and conventional weapons, which will strengthen the national defense construction.
