Biases under-1.5V, dark current of a novel weak light detect quantum effect photodetector is1.45×10-13A in77K. When light power is0.86nW, response current is1.13nA, responsibility is1.32A/W and signal to noise ratio exceed77.8dB.Firstly, the article shows the cryogenic characteristics of new Weak light detect quantum effect detector:Ⅰ-Ⅴ characteristics, responsibility, dynamic range, and dynamic resistance photoelectric characteristic etc. Test results shows that the detector has a threshold voltage of0.8V when negative biased, responsibility of the detector over20A/W when bias voltage is-1.5V, the operating point can be reached when the detector biased under-1.5±0.5V.A2X8detector array was coupled to CTIA and SI readout circuit and tested under77K respectively. Relationships between integration time, bias voltage and responsibility, noise and detectivity have been investigated. Test results shows that inject efficiency of CTIA is better than99%, linearity better than99.5%. Matched operation point of coupled detector array and readout circuit was analyzed. Test results shows that:when integration time is30μs, average readout noise of2×8detector array of CTIA is1.04mV, output voltage is0.93, responsibility is1.05×107V/W and detectivity is7.48X109cm.Hz1/2.W-1. when integration time is lms, average readout noise of2×8detector array of SI is0.25mV, output voltage is0.725mV, responsibility is8.16×106V/W and detectivity is1.33×1010cm.Hz1/2.W-1. At last, a normal data acquire circuit was applied to research imaging by2X8detector array. gray display was acquired by2X8detector array.
