Copper Wire Is Applied To The Bga Chip Packaging Project Management

Along with the continuous progress of semiconductor manufacturing process and IC design capability, people has been able to make the chip in very fine pitch with high input&output and reduce the chip package cost, therefore the study on how to substitute the gold wire in BGA chip package project with Cu wire, finish it and reduce the whole package cost successfully is becoming an important task.This article based on the full understanding and study of BGA chip package process, analyzed the unique feature of replacing gold wire with Cu wire on BGA Chip package project, realized that we must take good care of several stages, including Project assessment、Team Building、Project Planning、Project implementation control and Project ending for making the Cu wire BGA chip package project running successfully. Furthermore there’s risk in every stage of Cu wire BGA chip package project, so it’s very necessary to make risk management for this project.This article made the study and research on the BGA chip package project’s management process with the sample of replacing the traditional gold wire with Cu wire. We applied the method of Project assessment、team building and making project work plan in project starting stage, using WBS break down structure and Gantt chart method in making project work plan stage; analyzed detailed operation process and method of the project’s process control、cost control、 quality control and information control in Project implementation control stage; In project ending stage Made the collecting、cleaning up and saving of all the project related documents, rewarded the project team members with excellent performance and summarized the experience of project success. At last, it analyzed the risk of using Cu wire in BGA chip package project, applied expert brain storm qualitative analysis method and knowing the major risks of project is market risk、technology risk、management risk、personnel risk、 material risk and quality risk, and proposed the solutions for these major risks.
