Power Amplifier is one of the most important components in communicationsystem. Increasing power and reducing size of it are the design targets all the time.Compared with HMIC, MMIC has the advantages of small size and low weight, whilethe technology of power combining plays an important role in raising power of MMICpower amplifier. In this thesis, two MMIC Power Amplifiers are designed with thetechnology of power combining in chip.The characteristics of MMIC are described in this thesis firstly, while thedevelopment of MMIC and MMIC Power Amplifiers at home and abroad are alsointroduced. Then, some general power combining networks are analyzed, and one of thecombining networks named Parallel Matching Network is improved to enhanceisolation of the network.In the section of designing MMIC Power Amplifier, two MMIC Power Amplifiersare designed by different technologies, not only with different techniques but also withdifferent power combining networks. One of the Amplifiers uses improved ParallelMatching Network as power combiner, while another Amplifier uses WILKINSONstructure as power splitter and BUS-BAR as power combiner. The results of EMsimulation and the chip layouts of the two MMIC Power Amplifiers are presented, theimpact of transistor imbalance to the amplifier is also analysed and the resultsdemonstrate that the amplifier has high reliability.
