This paper is 0.5GHz-3GHz band microwave power amplifier thesis as the research object,to research the broadband impedance matching method of high power FET amplifier andpower combine technology. Under the proposed program, put forward two kinds of design,through theoretical calculations and simulation, proving the feasibility and developing0.5GHz-3GHz band microwave power amplifiers by microstrip transmission line and hybridintegration technology, 0.5GHz-3GHz band microwave power amplifier has been tested andmeets the design requirements. To achieve the following key findings:(1)The important points in the design of broadband amplifier impedance matching circuithas been given, then this paper put forward a kind lossy circuit model which can make theamplifying circuit stable unconditionally.(2)In-depth study of the synthetic efficiency of power combining circuit , includingextraction of the loss of combiner, uniformity of amplitude and phase consistency , and putforward a method to modulate the phase coherence in practical application.(3)In the design of power combining circuit, this paper designs two kinds of Wilkinsonpower divider which used a thin film resistor as the isolation resistance design, this methodenhances the isolation between the two ports effectively, and improves the power dividerpower endurance ability.(4)The 0.5GHz-3GHz band microwave power amplifier is designed. The design andsimulation of circuit is achieved by using ADS, Serenade, HFSS and other softwares. Designof the test chamber according to the power amplifier module and power combiner. The poweramplifier module and power combiner are tested, and the results are good agreement with thedesign requirements and simulation results. In the frequency range from 0.5GHz to 3GHz, theout power is more than50W, the gain is better than 58dB, the 1dB output power is greater than 37dBm, VSWR is superior than 1.4, harmonic suppression is13.8dBc, non harmonicsuppression is superior to 50dBc, these results exceed the design requirements.
