Vertical Cavity Surface Emitting Laser (VCSEL) has been widely used in optical communications,parallel optical interconnection,laser printing,optical information storage,laser diode pumped solid-state laser, medicine and materials treatment etc.The VCSEL is a semiconductor laser with many outstanding advantages including low threshold,low power consumption,single longitudinal mode operation,high modulation bandwidth,circular spot,easier coupling into fiber,2D arrays fabrication,lower manufacturing costs and on-wafer testing.In this paper,the main research on VCSEL are as follows:(1)The progress of high power VCSEL and high modulation bandwith VCSEL in recent years are represented in detail.(2)The modulation characteristic including the intrinsic modulation property,the small signal frequency response and the noise properties of VCSEL is analyzed through two ports circuit model.(3)The optical characteristics of high power quantum well bottom-emitting 980nm are demonstrated including FFP,intensity distribution,spot and brightness characteristics.(4)The collimating optical systems are designed based on the experimental data of the optical characteristics of high power quantum well bottom-emitting 980nm. Theoretical simulations show that the optical systems designed can reduce the divergence angle significantly.
