| Microelectronics has made rapid development by the accelerating of computer technology. Now, Integrated Circuits become the cornerstone of the development of modern information society. And it also is an important symbol of a national technology level. IC has deeply applied into the science, industry and agriculture, throughout every corner of human's life.As the part of IC design verification and manufacture, IC testing has become more and more important. And with the ever-increasing complexity of integrated circuits, chip's size shrinking, more and more pins, which greatly improved the test difficulty and the cost. In such cases, manual testing can not meet the requirements of quick test of volume of integrated circuits, automatic test system came into being.A medium and small scale analog/digital IC testing system will be introduced in this paper,which has high precision, good reliability ,simple programming and low cost. And the digital IC testing system which could test up to 32-pin digital devices, including access to testing, functional testing and DC parametric testing, and AC test., will be focused on.Digital test system has the following characteristics: five selectable current range, and input with automatic clamp function, function testing speed rate up to 10M, test vector depth up to 1M.In addition, the software development platform-Visual C++6.0, the software architecture, function of each test module and the testing processes of test projects also will be described.Finally, software debugging is introduced, including the debugging problems and solutions. And the testing results both in the laboratory and facility is given. And the differences is analyzed between the two test results. |
