On the basis of LED production line of a Shanghai company held by Henan Pingyuan Optics & Electronics Co., Ltd. (PYOE), the study is realized with the present fundamental conditions of PYOE. On the foundation of consulting many literatures overseas and home, the author fully studies the market situation and developing trend of LED products esp. packaging products and determines industrialization of high-power white LED as research subject.Applying statistical techniques, SWOT analysis method and detailed experimental means, on the basis of analysis on product technology development trend, the subject selects silicon bottom plate inverted chip as packaging chip and determines the packaging structure of high-power white LED. Through studying the producing mechanism of heat, heat-sinking ways, static electricity effect etc, the subject determines Cu/Mo/Cu combined metals as heat sink. Applying LTCC-M technology, circuit is directly developed on combined metals to reduce heat radiation chains. After experiment, tin slurry is determined as the binding material of chips.On the basis of study, the article puts forward the industrialization technology plan of high-power white LED, which provides a gist for the company's technical reconstruction.
