In recent years, the connection of the concepts of quantum dimensional effect and artificial microstructure—superlattice and the development of grown technology in superthin layer material (es. MBE and MOCVD) create a series of quantum-well and superlattice device. The study in small scale optical microcavity arouse people's interests. The recent development of CQED has resulted in a major boost to both experimental and theoretical investigations of excition phenomena in semiconductor .The thesis study the influence on microcavity laser of the excition effect in quantum well.Passing articles of calculating the reflectivity spectrum of VCSEL did not consider the excition effect .In addition, most of the experiments in quantum microcavity (QMC) are InGaAsP quantum well. In experiments, in InGaAsP quantum well ,the transition energy distance between heavy-hole and light-hole is great because of the sress made during the quantum well growing process, so as to neglect light-hole generally. But if in GaAs quantum well, the transition energy distance will be small and light-hole should take into account.The thesis does calculation after considering the effect of light-hole excition .The main work of the thesis is as follows: This thesis firstly introduce the structure , basic character and operating principle of quantum well briefly. Secondly it studies the GaAs quantum well semiconductor microcavity, calculate the transition energy of light-hole excition and heavy-hole excition by finite barrier model, and analyze the influence on the complex refractive index in active region of QMC by dispersion model which consider the consider the light-hole and heavy-hole excition effect. We calculate five minima of the reflectivity , which are cavity mode and four absorption peak of excition.We calculate and simulate the reflectivity spectrum of VCSEL that take excition effect of quantum well into account by virtual refractive index and equivalent F-P cavity method.
