Microcavity semiconductor lasers with two kinds of structures are analyzied theoretically in this paper.For plane microcavity structures with one-dimensional distributed Bragg reflector (DBR), on the basis of the spontaneous emission modulation, the spontaneous lifetime modulation and some experiments on microcavity, microcavity structure modulation, a new modulation method, is present, and the corresponding pulse codes output characteristics of microcavity semiconductor lasers are discussed. Meanwhile, the propagation of pulse codes in optical fibers under various parameters is simulated numerically. The results show that microcavity structure modulation is superior to other modulation methods in bandwidth and so on.For oxide-confined vertical-cavity surface-emitting lasers (VCSEL?s), vectorial model based on Maxwell equations is developed, which gives the basic theory for a further research.
