With the rapid development of optical communication technologies,the demands for wide bandwidth are increasing.Fiber communication will evolve to the new generation network with intelligent,integrated,low cost and high reliabilit. Optoelectronic Integrated Circuit (OEIC) is a good way to achieve high speed and large volumes in optical communication,because it not only reduces the cost of receiver greatly, but also eliminates the parasitic elements caused by interlinkage such as hybrid-integrated photo-receiver.This technology also has advantages of reducing chip area, achieving higher yield and higher reliability.In order to achieve the demand of low-cost,high-quality fiber to the home(FTTH), PIN and metal-semiconductor-metal (MSM) photodetector compatible with standard HBT process were designed and implemented,and MSM photodetector compatible with standard PHEMT process were designed and implemented.In addition,10 OEIC of different structure are designed by the way of fabless IC design.Based on HBT technology,five types of preamplifiers are designed for PIN and MSM photodetector.The single-ended input receiver's simulation results show that a receiver with PIN photodetector has a 7.28GHz -3dB bandwidth and a noise of 500nA, and a receiver with MSM photodetector has a 7GHz -3dB bandwidth and a noise of 500nA. The fully differential receiver's simulation results show that a receiver with PIN photodetector has a 4.3GHz -3dB bandwidth and a noise of 1000nA ,and a receiver with MSM photodetector has a 5.4GHz -3dB bandwidth and a noise of 700nA.Based on PHEMT technology,five types of preamplifiers are designed for MSM photodetector.The single-ended input receiver's simulation results show that a receiver has a 6GHz -3dB bandwidth and a noise of 600nA. The fully differential receiver's simulation results show that a receiver has a 7GHz -3dB bandwidth and a noise of 500nA is achieved.The achievment of the paper is that it provides some guides and references on design of Compound optoelectronic integrated receiver,especially on analysis and simulation of photodetectors and receiver circuit.
