Today, for the increasing bandwidth requirements of short-distancecommunication, the electrical interconnect has been the bottlenech in overall systemperformance. Optical interconnects can enhance the transmission bandwidth, but itsapplication in short-distance communication has been limited by its high cost. Opticalreceiver is one of the core devices of optical interconnection, so that development oflow cost and high performance optical receiver is research hotspot in recent years.Many foreign scholars made a lot of research about the optical receiver based onstandard SiGe BiCMOS process for its performance and cost advantages. To achievethe standard SiGe BiCMOS optical receiver, the following research and experimentsare presented.The photodetector structures which can be implemented on standard SiGeBiCMOS process were analysed and simulated. A heterojunction PIN photodetectorwas designed and fabricated in IBM7WL process. The photodetector achieves9.56mA/W responsivity for an880nm input optical signalStandard SiGe BiCMOS heterojunction phototransistor was analysed. AE-heterojunction phototransistor and a heterojunction phototransisitor array weredesigned and fabricated in IBM7WL process. The responsivities are0.38A/W and0.22A/W respectively.A differential common emitter optical receiver front-end circuit was designedand fabricated in IBM7WL process. The circuit achives1.87GHz bandwidth,66dBgain and500Mb/s bitrate.A RGC optical receiver front-end circuit was designed and fabricated in IBM7WLprocess. The circuit achive1.2GHzbandwidth,68dB gain and1.5Gb/s bitrate.Adifferential RGC optical receiver front-end circuit was designed and fabricatedin IBM7WLprocess. The circuit achive1.73GHz bandwidthand63dB gainThe monolithic integration methods of heterojunction PIN photodetector,heterojunction phototransistor and optical receiver front-end circuit were researched.A differential common emitter optical receiver, a RGC optical receiver and adifferential RGC optical receiver which were integrated with a heterojunction PINphotodetector were designed and fabricated in IBM7WL process respectively. A differential RGC optical receiver integrated with a heterojunction phototransistor wasalso designed and fabricated in IBM7WLprocess in this paper.
