Because CH3NH3Pb X3(MAPb X3)(X=Cl,I)organic-inorganic hybrid perovskite single crystal material has lower defect state concentration,higher carrier mobility,higher light absorption coefficient,larger the advantages of carrier diffusion length and direct band gap,it is considered as an excellent photodetection candidate material.However,the performance and application of photodetectors based on MAPb X3(X=Cl,I)organic-inorganic hybrid perovskite single crystal materials still need to be further improved and explored.In view of the above problems,a photodetector based on MAPb X3(X=Cl,I)single crystal was prepared in this paper,and its performance and application were studied.The main research contents are as follows:(1)To realize the high performance of MAPb Cl3 perovskite single crystal photodetector with a large active area,a MAPb Cl3 single crystal photodetector with asymmetrical Schottky interdigital contacts originated from planar interdigital Au-Ag electrodes was fabricated in this work.The device not only had a large active area(around 8 mm~2)but also showed excellent photoelectric performance due to its built-in electric field.The responsivity of the device can reach 5.8 m A/W at 0 V and0.24 A/W at 30 V reverse voltage.The response time of the device can reach 317?s(rise)/6.82 ms(decay)at 0 V and 100?s(rise)/2 ms(decay)at 30 V reverse voltage.The above results demonstrate that this study will provide an effective method for realizing high performance of MAPb Cl3 perovskite single crys tal photodetector with a large active area.(2)Near-infrared(NIR)photodetector based on MAPb I3 perovskite single crystal has potential application in NIR bioimaging in the first biological window(700–900nm).To demonstrate NIR bioimaging with the MAPb I3 single crystal photodetector,the high-performance NIR photodetector based on the MAPb I3 single crystal with the excellent crystalline quality was fabricated,the microscopic imaging system was constructed,and the in vitro NIR bioimaging of the mouse organs was performed in this work.The NIR images of the mouse kidney,mouse spleen,and mouse ovary were consistent with the corresponding real objects,indicating the feasibility of the photodetector for NIR bioimaging.The results reported in this work show that the NIR photodetector based on the MAPb I3 single crystal is expected to be widely used in bioimaging.
