With the rapid development of semiconductor and mobile communication,because the high electron mobility transistor(HEMT)has the advantages of high breakdown voltage,high-frequency and high temperature resistance,it is widely used in high-performance motors,microwaves communication and millimeter wave devices and other fields.Therefore,accurately extracting the parameters of the HEMT device and establishing an accurate nonlinear model is of great significance to the development of the above-mentioned industries.This article mainly focuses on the establishment of the SDD model of the HEMT device and the optimization of the Direct current parameter extraction method.First,the basic working principle of the HEMT device and the two-dimensional electron gas generation mechanism are analyzed,and the EEHEMT model and the Angelov model are selected for research.At the same time,the physical meaning of the respective parameters and the influence on the DC characteristics are analyzed.In view of the situation that the model equation needs to be improved but the SPICE model of the software cannot be modified arbitrarily,the corresponding DC SDD models of the EEHEMT model and the Angelov model can be flexibly modified respectively and compared with the SPICE model to verify the accuracy of the SDD model.Then,aiming at the problem of HEMT device parameter extraction,a method combining traditional parameter extraction method and optimization algorithm is proposed to improve the efficiency of parameter extraction.The deficiencies of traditional particle swarm optimization algorithm in the parameter extraction problem are improved,so that it can adjust the inertia factor according to the iterative situation,so as to avoid falling into the local optimum when dealing with global optimization problems.Compared with the traditional particle swarm optimization algorithm,the improved particle swarm optimization algorithm speeds up the convergence speed of the algorithm and improves the accuracy of curve fitting.Finally,using Python language combined with improved particle swarm optimization algorithm to develop a HEMT device DC parameter extraction software,complete the design of each functional module from data import to result output,simplifying the parameter extraction operation process.The software was used to extract the model parameters,and the parameters were substituted into the SDD model.The output characteristic curve and transconductance curve obtained by the simulation are highly consistent with the test data of the HEMT device.It is concluded that the designed software can efficiently and accurately extract the DC parameters of HEMT devices,and combined with the SDD model,the DC characteristics of HEMT devices can be accurately simulated.
