In the field of wireless communication and navigation,microwave power can be used to express signal characteristics,determine technical indicators,and improve system reliability.In microwave circuits and systems,microwave power can be used to determine important circuit parameters.However,sometimes the microwave signal that needs to be detected is very weak,such as air stealth fighter reconnaissance,remote communication,indoor low-power wireless sensor energy supply,environmental radio frequency and microwave radiation energy reuse,etc..In these cases,it is necessary to collect and convert the weak microwave energy,which puts forward higher requirements on the sensitivity of microwave power detection.The superconducting radiometer can only perform highly sensitive detection of microwave power,so it is of importance to study a highly sensitive microwave power detection system at room temperature.Based on the transistor detection,this paper designs a highly sensitive microwave power detection scheme that relies on the Mg O barrier MTJ.At the same time,a set of integrated high-sensitivity microwave power detection system with high stability,low noise and application at room temperature was built.The basics of physical effects of MTJ,microwave sensitive mechanisms,basic microwave detection principles,transmission line theory and impedance matching principles of radio frequency circuits,the system scheme design are introduced in the research.Based on these theories and simulations,the detection system is modularized and the various parts are studied separately,and then the integration test of all modules is carried out.The actual test results show that the detection sensitivity of microwave power without MTJ can reach 2082.3m V/m W at 1GHz,which is higher than the detection sensitivity of conventional commercial Schottky diode microwave detectors.In addition,the input resolution is as high as 1.161?W,and the output bias stability is 1.383 m V.It can be predicted that if MTJ is bonded for actual performance testing,the detection sensitivity will be increased by 10 times to reach the ultra-high power detection sensitivity level of 20000 m V/m W.This system improves the detection sensitivity and accuracy of microwave power,and also has the advantages of miniaturized integration and room temperature applications.In addition to being used for highly sensitive microwave power detection,this system can also be extended for spatial distance measurement.
