In recent years,wireless communication has increasingly become the focus of society.5G communication and the Internet of Things are even the current hot development direction.More communication standards and wider frequency band requirements put forward higher requirements for wireless transceiver systems.As a key module in wireless receiving system,indexes of LNA greatly affect the performance of wireless receiving system.Compared with multiple narrowband LNA integration schemes,the broadband LNA scheme is more in line with the development trend.Balun-LNA converts the single-ended signal of the antenna to the differential signal,avoiding the use of passive Balun,which can save the chip area and cost.Implemented in 22nm CMOS technology,a broadband Balun-LNA is proposed,which consists of a Balun-LNA core circuit and a Balanced Buffer circuit.Balun-LNA core circuit adopts Voltage Combiner and parallel active feedback structure.The Voltage Combiner enables Balun-LNA to have better symmetry and improve the gain and noise performance.The parallel active negative feedback structure enables the circuit to achieve input matching under different process and temperature.In addition,as the second stage,the Balanced Buffer can improve the differential characteristics of the output signal.The contradiction between circuit linearity and NF can also be resolved by setting the high,middle and low three-speed gain modes.In the band of 2.4-5.25GHz,the post-simulation results show that the NF of Balun-LNA is less than 1.49d B,the voltage gain is more than 30.0d B,the phase mismatch is less than 0.3°,and the gain mismatch is less than 0.1d B in the high-gain mode.The IIP3 is9.0d Bm,and IP1d B is 3.0d Bm in the low-gain mode.At 1V supply voltage,the power consumption of the circuit is 18.43m W,and the layout area of the core part is 0.63mm~2.The proposed broadband Balun-LNA can achieve good performance at low voltage and can be used in multi-standard communication scenarios.
