With the development of advanced silicon-based integrated circuit technology and applications in the fields of 5G millimeter-wave communication,automotive millimeter-wave radar,millimeter-wave imaging and remote sensing,silicon-based millimeter-wave integrated circuits have received widespread attention in the academic and industrial circles in recent years.This paper aims at 77 GHz automotive radar system and 94 GHz radar and communication system applications.Based on the SiGe process,the research of image rejection mixer and Wband up-converter circuit is carried out.The main work is as follows:1.A 77 GHz single sideband modulator has been successfully implemented in the 0.13-?m SiGe BiCMOS8 HP process.The modulator consists of two IQ Gilbert mixers and power synthesis networks.The double-balanced mixer can provide higher gain,better linearity and isolation.In order to reject the image signal,a quadrature phase-shift network composed of a Lange coupler and transformer baluns generates four-way quadrature differential LO signals.The two output RF signals are synthesized by Wilkinson power combiner to achieve better balance and isolation.After on-chip testing,at IF frequency of 1 MHz and LO power of 0 d Bm,the modulator achieves a measured conversion gain of over 6 d B from 73 GHz to 84 GHz.The image rejection is better than 28 d B from 66 GHz to 86 GHz and the LO-RF isolation is better than 25 d B from 67 GHz to 86 GHz.The measured output 1 d B compression point(OP1d B)is-1.9 d Bm.Compared with other works,the proposed modulator achieves wideband image rejection and better LO-RF isolation.2.Based on the 0.13-?m SiGe BiCMOS8 XP process,a high-performance 94 GHz upconverter with a double-balanced mixing structure was successfully implemented.In order to achieve high output power,a common emitter driver amplifier is inserted at the output.At the LO input,RF output and inter-stage connection,the transformer balun is applied to implement impedance transformation,balanced-to-unbalanced conversion,power combining,and DC feed while occupying a reduced area.A Marchand balun is used to convert the single IF signal to differential signals.Via on-wafer probing,at LO frequency of 84 GHz and IF frequency of 10 GHz,the output 1d B compression point is 4 d Bm,and the conversion gain at the center frequency is 16 d B.
