Electrostatic Discharge(ESD)is one of the important factors affecting the reliability of integrated circuits.Therefore,effective ESD protection is very important for integrated circuits.This article first briefly describes the basic ESD protection principles,basic devices and basic protection circuits,and based on the relevant protection requirements in the ESD protection circuit,determines the relevant device parameters and specific simulation methods and simulation models,and then describes them in detail The traditional ESD power clamp circuit is analyzed,and the corresponding working mechanism of the transient clamp circuit and the static clamp circuit is analyzed in detail.On this basis,this paper focuses on the following improvements to some of the problems existing in traditional ESD protection circuits:(1)This paper proposes a new type of passive RC power clamp circuit,which aims to solve the problems of large leakage current,false triggering,and low on-time in traditional circuits.The circuit introduces a bipolar transistor(BJT),uses the BJT current amplification effect to reduce the capacitance value,and then uses the feedback effect of the MOS tube and series diode to adjust the trigger voltage to improve the performance of the clamp circuit.Under the same simulation conditions,the starting voltage and leakage current parameters of the circuit are obtained through simulation methods such as TLP and VF-TLP,and the new passive RC clamp circuit is evaluated through the equivalent HBM model.(2)This article also improves and optimizes the new passive RC power clamp circuit,aiming to solve the problems of large area,large power consumption,and obvious parasitic effects.This circuit replaces passive resistors and capacitors with MOS resistors and MOS capacitors.And use the same simulation model of the passive RC power clamp circuit for parameter analysis.The circuit conduction time has been greatly improved.At the same time,this article draws and analyzes the layout of the new active RC clamp circuit,and conducts post-simulation on the layout to verify the influence of parasitic parameters on the robustness of the circuit.
