With the rapid development of communication technology,people pay more and more attention to the improvement of communication transmission rate,the shortage of frequency band resources and complex electromagnetic interference.The broadband communication system has naturally become the mainstream of research.As the core component of a broadband communication system,the performance of the UWB power amplifier is critical.In this paper,a 2-14 GHz UWB pulse power amplifier is designed and implemented based on the research and development status at home and abroad.Firstly,the development status of UWB power amplifier is fully investigated and analyzed.According to indicators,two-stage amplifier cascade is adopted in this design.The drive stage power amplifier uses GaN chip WFDN020180-P40-2.In the final stage,GaN HEMT bare core TGF2023-2-05 was selected to complete the design of single-channel UWB high-power distributed amplifier,which was combined with the multi-stage Wilkinson power combining network.The design of the distributed amplifier is based on the gradual drain transmission line and the equilibrium phase velocity theory.The DC analysis,small signal S-parameters,large-signal and schematic-layout joint simulation are completed in the ADS software.In the HFSS simulation software,Ultra-wideband power distributor and combiner were designed and simulated.The joint simulation optimization of UWB power combining amplifier was realized in ADS software.Secondly,according to the design difficulty of fast pulse modulation in GaN pulse power amplifier with high voltage and large current,n-channel MOSFET dual driver MAX15019 B is adopted to complete the schematic diagram and layout design of high-performance pulse modulation circuit in the AD.Considering the reliability of the system,the actual power amplifier chip is modeled,and the thermal steady-state simulation of the real structure is completed in the ANSYS.The result shows that the heat dissipation performance is good.Finally,the UWB pulse power amplifier is completed based on the micro-assembly process.The results show that the average peak power of the design is 35 W in the bandwidth of 2-14 GHz,the maximum is above 45 W and the efficiency is as low as 14%.The small signal gain is greater than 30 dB,and the gain in 2-12 GHz is reached 34±1.5dB,the pulse edge is less than 20 ns,and the pulse top drop is 5%,which has certain practical application value.
