Photodetectors are widely used in biomedical,military,civil industries and so on.With the development in the field of low-light detection,more requirements have been imposed on the performance of photodetectors devices.Avalanche photodiode has become one of the research hotspots in recent years with high sensitivity and fast response.Avalanche photodiodes based on compounds are difficult to integrate on a large scale.Avalanche photodiodes based on silicon-based processes are conducive to the research of chip-level optoelectronic devices.In this paper,based on the physical mechanism of the device,the principle of APD photodetector is discussed.The numerical model and avalanche equivalent circuit model of APD are established.An APD with high response and adjustable avalanche voltage is designed.Meanwhile,this paper discovered memristive characteristics through avalanche and quenching of avalanche photodiode devices.Avalanche photodiode memristors also can be used on electronic synapses.The avalanche photodiode memristor studied in this paper solves the problem that memristors cannot be integrated on a large scale.The research work of this paper is as follows:1.Based on a large amount of literature reading,this paper reviews the structure of silicon-based avalanche photodiodes.The working principle of the avalanche photodiode is analyzed and a gate-controlled finger avalanche photodiode device based on 0.18 um BCD process is designed.The working principle of the designed avalanche photodiode device is clarified as well.2.The avalanche photodiode was studied based on the numerical model.A numerical model equivalent to the physical relationship established by the principle of the APD photodetector is explored.An avalanche equivalent circuit model based on the principle of APD photodetector and traditional equivalent circuit is improved,which lays a foundation for the research of avalanche photodiode memristors.The device structure of avalanche photodiode was constructed and simulated using Silvaco TCAD software.Simulation results showed that the designed avalanche photodiode device had a quantum efficiency of 24% when it was biased at 0.5V.The avalanche voltage is 9.7V when the gate voltage is 0,and the avalanche voltage is 8.5V when the gate voltage is-3V.3.The principle of avalanche photodiode memristor was expounded,and the numerical model and avalanche equivalent circuit model based on the physical relationship of avalanche photodiode were explored.The simulation results showed that both models could fit the hysteresis loop of memristor.The avalanche photodiode memristor was tested based on the photoelectric memristor test system.After verification,the hysteresis loop was fitted.When the sampling resistance was 100?,the sampling resistance of the avalanche photodiode memristor could change from(0V-0.5V-0V).The model of avalanche photodiode memristor was used to simulate the electronic synapse.The simulation results showed that the avalanche photodiode memristor could be used to realize electronic synapse.
