In this paper,a type of temperature and process detection and compensation method using in the RF front-end is researched and designed.This method consists of temperature sensor and process monitor for detecting the variation of temperature and process,and adjustable circuits related to RF front-end for compensation.Firstly,this paper presents the research background and meaning of the temperature and process detection and compensation method.Then some temperature and process compensation methods using in RF front-end and research status are introduced.After that temperature and process detection and compensation method of this paper is proposed,which is method with versatility and specific circuits.Using the results of the temperature sensor and process monitor for all chip,it can increase generality of the detection.For compensation,the related adjustable circuits are designed,which can enhance the efficiency.In the main parts of this paper,the influence of main performance parameters of MOSFET caused by temperature is introduced.The reason of process variation and influence of it are also presented.And some typical process and temperature compensation methods are listed.Then the design of the temperature sensor and process monitor are introduced in detail.When talking about the analysis and design of the temperature sensor,the analysis of the principle and the circuits structure are made.The temperature sensor consists of the reference voltage and temperature sensor voltage generator circuit,the bandgap and comparators.When designing the process monitor,the principle is talked at the beginning.Then the design of the process monitor is introduced.It consists of the process sensitive ring oscillator and iterative estimation method for the nonlinearity model and error compensation.The process sensitive ring oscillator is designed into two ring oscillators which have different sensitivity to two types of MOSFETs,so that it can distinguish fast and slow process corners.In addition,after using the iterative estimation method which can solve the error caused by the nonlinearity model,the detecting error compensation method is added into the iterative estimation method.It can make detecting results more reliable.Finally,the circuits are built in the cadence and made the simulation.Furthermore,the layout of temperature sensor is made and optimized,and it also give the simulation results.At the last of this paper,the adjustable circuits are designed related to RF front-end.And by using the temperature sensor and process monitor,the compensation for temperature and process is realized.In addition,by contrasting the simulation results with compensation method and without it,this detection and compensation method is proved to be useful.
