With the continuous progress of wireless communication technology and the expansion of its application fields,more and more communication modes and standards have been produced.In order to meet different needs in people's daily life,integrating mobile communication,satellite navigation and Bluetooth and other communication functions on just one mobile terminal become an important trend.As an important module in radio frequency?RF?transceiver system,design broadband power amplifier?PA?applied in multi-mode transceiver has important practical value.In this thesis,a broadband power amplifier based on IBM 0.13?m SiGe BiCMOS process with 2.5V power supply voltage was designed,which can meet a variety of communication standards in 1.82.7GHz frequency band.Due to the high linearity and enough efficiency requirements of the application scenarios,the power amplifier works in AB class.The two-stage cascade mode is adopted to achieve the required power gain and the pseudo-differential structure is adopted in the whole circuit.Multi-stage matching technology with low Q applied in output to realize the broadband matching network,and ensures the maximum output power over the whole working frequency band.In order to achieve flat gain curve and wide working bandwidth,the negative feedback technology is used to control the gain of the driver stage.Meanwhile,the matching compensation technology is applied at the inter-stage which principle is match at high frequencies and some mismatch at low frequencies to obtain flat gain.The HBT device is the current control device,is sensitive to the base voltage,using the adaptive biasing technique to design the current mirror bias,the bias current can change with the input power dynamic,provide low bias point in low input power and high bias point in high input power,which can improve efficiency and linearity.The chip size of the broadband power amplifier is 1.10mm×0.72mm?0.79mm2.The post-simulation results show over the working frequency of 1.82.7GHz,the gain of power amplifier is 26.829.4dB,the maximum output power is greater than 26.6dBm,the output 1dB compression point(OP1dB)is21.5822.79dBm with the power added efficiency?PAE?20.3%27.6%.The results of the post-simulation show that the requirements of the design index are reached.
