Solid state power amplifier is a kind of power amplifier based on semiconductor chip.Compared with traditional electric vacuum power amplifier,solid state power amplifier has the advantages of small size,long life,and low failure rate,so it is widely used in radar systems,satellite communications,and test control And other fields.The development of wide-band,high-power solid-state power amplifiers is a constant pursuit of a design goal.Under this background,the research and design of ultra-broadband solid-state power amplifiers are mainly carried out in the 6-18 GHz operating frequency band to realize two-way power synthesis.The research is based on power synthesis technology.It first introduces three common power synthesis methods,including die synthesis,circuit synthesis,and space synthesis.It also focuses on the analysis of the effect of amplitude and phase difference on the synthesis efficiency during power synthesis.Then,through the theoretical analysis,simulation design and physical test,two 6-18 GHz power points/synthetic units were developed,which were two way Wilkinson power dividers and a new 90°Hybrid Couplers with a gradient strip-line structure.Afterwards,a new type of timing protection circuit was developed for the special power-sequencing sequence of the solid state power amplifier;The heat dissipation design was analyzed in detail for the good heat dissipation of the power amplifier module;In order to improve the amplitude imbalance,a broadband equalizer was designed and debugged.Based on the above work,the 6-18 GHz two-way solid-state power amplifier was synthesized and cascaded.Finally,it was indicated that in the 6-12 GHz,the saturation output power of the power amplifier system was greater than 43 d Bm,in the 12-18 GHz,the saturation power is greater than 42 d Bm,and the overall amplitude of the power amplifier in the whole frequency range is less than ±5.5dB,gain>40d B,and the power-added efficiency is>15%.This paper has carried out some innovative research,including ultra-wideband 3d B coupler,timing protection circuit,thermal design and equalizer technology,which provide some references for the research of ultra-wideband solid state power amplifier technology.
