Photoelectric device is the most important part of the modern photoelectric information system,and the performance of the device is one of the key factors to determine whether the photoelectric system can process information efficiently,quickly and accurately.On the basis of different light absorption material,exploring a new type of photoelectric devices with higher performance through the optimization of structural design,preparation and application development research,is the important research content of photoelectric information system.Reported in 2009,the organic-inorganic hybrid perovskite materials exhibit excellent photoelectric properties,such as direct band gap,high light absorption coefficient,solution-processing,low density of defect mode,high carrier mobility,and long diffusion length,etc..Recent years,as the core of light absorption material,perovskite has been carried out extensive and in-depth research in the field of solar cells.At the same time,researchers began to explore the perovskite materials in the application of other photoelectric devices,including light-emitting diodes,photo-detector,laser,etc.In this paper,perovskite photo detector is the research object,through exploration the methods of perovskite film preparation on the different substrate,analysis of device physics mechanism,optimization of the device structure,then made the high performance of perovskite photo-detector,paving the way in optical communication system.First of all,the perovskite photo-detector on glass substrate is prepared by the solvent induced rapid crystallization,through material characterization,it's found that the perovskite film made by this method has the advantages of no gap,high density,and large particles.In order to further test the perovskite films' quality,we prepared the perovskite photo-detector.The results showed that photo-detector' performance was improved significantly compared with one step solution method,the responsivity is up to 3.7 A/W,external quantum efficiency as high as 806%,the response time is 770 ?s and 7 ms respectively.To further improve the long-term stability of the device,we use PMMA encapsulate coverage to the device,and found that the response of the device fell about 7%in atmospheric environment after 15 days,demonstrating good stability characteristics.Secondly,considering that the development of flexible wearable electronic equipment,and the status of flexible substrate perovskite film preparation quality is not high,we have developed a new type of technology to prepare perovskite films for for PET substrate——steam auxiliary solution method,and successfully prepared high quality and high density of perovskite film on flexible substrate,the flexible photo-detector responsivity is up to 3.3 A/W,external quantum efficiency as high as 600%,the response time is 900 ?s and 995 ?s,respectively,the performance is very good.Steam auxiliary solution method is generality,it can suit any kind of substrate to prepare high quality perovskite film,demonstrating important application value in the photoelectric device preparation and development.
