In the modern or in the future wireless communication systems,the increase number of frequency bands require the development of the communication system must have the broadband capacity.From the point of view of transmitter,power amplifier as a vital component,directly affect the bandwidth efficiency,output power,and working temperature of the whole system.This makes high efficiency and high power broadband RF power amplifier that can cover multiple frequency band at the same time is becoming the important research important topic.This paper follows the design steps,uses CAD software ADS,simulates and implements a broadband two-stage GaN HEMT RF power amplifier.This paper completes the physical processing test finally.This paper completes the two steps broadband radio frequency power amplifier successfully based on ADS.The driver stage and the final stage power amplifiers work in class AB based on GaN high electron mobility transistor CGH40010 F produced by Cree,and the working frequency band is 2-3GHz.The output power of the final driver stage power amplifier is 30 dBm and the gain is 14 dB,The output power of the final driver stage power amplifier is 39 dBm and the gain is 13 dB.The content of this thesis is as follows: First,this article analyzes and summaries the theory and key technology analysis of the RF power amplifier.After,adopts the method of combination of Source-Pull and Load-Pull to design the matching networks,and gives a general simulation design steps of the broadband radio frequency power amplifier based on the basic design theory and practical design request.At last,the driver stage and the final stage power amplifier are fabricated and measured.The measurement agree well with the simulation.
