Millimeter-wave transceiver system is studied popular both for civilian and military use in recent decades.Millimeter-wave circuit adopting MMIC(Microwave Monolithic Integrated Circuit)form can reduce the volume,enhance the consistency and stability,and reduce the cost of the system.In the millimeter-wave transceiver system,the local oscillator signal access to the mixer is usually generated by cascading a low frequency oscillator,multipliers,amplifiers and filters.First,based on the analysis of active-multiplying theory of the PHEMT(Pseudomorphic High Electron Mobility Transistor),and than according to the MMIC modeling,finally applying the MMIC CAD technology,the design of a 8mm-wave quadrupling chain MMIC is presented in this paper.The MMIC integrated a single-stage 8.62 GHz amplifier for the fundamental,an active quadrupler with single stage,a one-pole high-pass filter,and a three-stage 34.48 GHz amplifier for the forth harmonic.For the quadrupling part,by analyzing the theory of the active multiplying of the PHEMT,we select the bias.In this condition,the transistor have maximum forth harmonic,and reduces the third harmonic.And than by the design of the harmonics-suppression stub at the drain of the transistor,the fundamental and the second harmonic are effectively suppressed.Secondly,coupled with the RF power supplied by the fundamental amplifier,the quadrupling part realizes its least conversion loss.And the high pass filter dampens the other harmonics.What's more,the amplifier of the forth harmonic push the power of the forth harmonic into a higher level.This MMIC is in order to achieve high output power,high conversion gain,and high restraint of the other harmonics.The design of this MMIC adopts the 0.15?m GaAs PHEMT process of the WIN Semiconductors Corporation.And the MMIC is processed in WIN company.Measured results show that when input frequency ranges from 8.57 GHz to 8.67 GHz,the output power can reach 19.8dBm.When input power ranges from-5dBm to 1dBm,the output power realizes 0.25 dBpp,conversion gain reaches 18.8dB to 24.8dB,and suppression of the fundamental is more than 56 dBc,suppression of the second harmonic is more than 54 dBc,and suppression of the third harmonic is more than 40 dBc.Power consumption of the MMIC is below 682 mW.chip-size is 3×2.2mm2.
