With the rapid development of Chinese economy and the increasing amount of environmental problems, energy management is going to be put more attention. Power semiconductor device plays a very important role in the application of voltage and current control area. Power MOSFET, which is a kind of new type of power semiconductor device, has been widely used in various area. Power MOSFET needs to work safely under certain condition instead of leading destruction of power electronic devices whenever the work conditions mutated. Therefore, it is particularly important for power MOSFET to determine its safe operating area.Firstly, the safe operating area of power MOSFET is selected as the research background in this paper. And VDMOS is chose as a specific object for study. In order to get limiting factors of safe operating area, an analysis of thermal properties and electrical properties of power MOSFET is presented secondly. Then, the steady state thermal resistance and the transient thermal impedance of power MOSFET are specifically studied to compute the limitation line of the maximum DC power consumption and maximum pulse power consumption. The electrical parameters restricted safe operating area is obtained by experimental study and the Theoretical safe operating area curve is determined finally.Due to the reason of failure work problems at the point of safe operating area in practical application, the approach of verifying the safe operating area is proposed in this paper. In the process of area verification, the test environment has been implemented by software and hardware test platform. The hardware test platform includes two kinds of verification circuits in order to verify the continuous working as well as the pulse working area. The software test platform which introducing the Lab VIEW software programming realizes the control of the automatic verification system totally. It completes the whole verification work by implementing waveform generator and virtual oscilloscope.
