IC industry includes design, manufacturing and test, and IC test plays an important role in the IC industry. As the key technology of IC test,IC test system is used to measure chip’s electronic parameter, in order to ensure the qualify and function of the chip. Therefore, to develop the high performance IC test system is of a great significance to the development of the IC industry.Paper starts from the development of the IC test technology, introduces the current study situation of IC test system at home and abroad. Base on the principle of modular design, paper studies the software and hardware architecture of IC test system. Among the whole hardware architecture, the thesis is mainly study the design and implementation of DIG, this thesis includes the following sections:1. Introduce the development of IC test technology and analyze the present study situation of IC test system between our country and foreign. Finally introduce the research source and significance of this paper.2. According to the design requirements of IC test system, this thesis researches the software platform and hardware structure, and expounds the design principle and implementation scheme of function module among the hardware structure.3. Research and implementation of the DIG hardware circuit design. Expounds DIG circuit module of the differential receiving circuit, anti aliasing filter circuit, programmable gain amplifier circuit, analog-to-digital conversion circuit, FPGA configuration circuit, and realize the bugging of DIG hardware circuit, and analysis of error sources and implement calibration.4. Complete the driver design of DIG, include the test function design and the hardware logic design. The test function is based on vc++6.0 platform and the logic code design of hardware circuit module in Xilinx FPGA platform, mainly include the FIFO, SDRAM, and the ADC, DAC controller logic driven design.5. Complete the GUI design of software platform of the IC test system, expounds the design of the GUI’s production mode.
