The widely use of microwave band solid state power amplifier module, not only in the application of military equipment, the common industrialized equipment has attracted great attention. The importance of the RF power amplifier in wireless transmission system is obviously, especially after the Ministry of Industry and Information Technology of China issued 4G licenses for three operators in 2013. Microwave solid state power amplifier of high gain and high power has a great demand.Research the design theory of power amplifier that frequency in microwave, a more in-depth analysis of the theory in impedance matching structure,stability of device, power synthesis and distribution technology and the structure of power amplifier module, Use the design and simulation software for RF circuit, design and simulate the power amplifier module circuit judge the stability of devices have chosen, to estimate the device is stable absolutely or not. Need to design stable system if it is not. Through the source pull and load pull method design and optimization the device’s matching circuit for input and output impedance and bias circuit. A kind of scheme that can realize the power amplifier module of requirements,which combine the theory knowledge and the simulation software, and to verify the scheme constantly, finally use ADS software to simulate and optimize the whole module. Make sure that can satisfy the index in the ideal situation, draw the micro strip layout, turn it into AutoCAD software. Finally after the adjustment import it into Altium Designer software to make out circuit layout. Realize the circuit according to the layout. Set up the entire module,then debug and test, analysis and summary the results.Use Hittite’s chips HMC487LP5 and HMC7149, which could work in the project required band and combine with Wilkinson power divider and combiner to design the power amplifier module. The frequency of engineering is 9.3GHz~9.4GHz, the input power is 15dBm, the output power can reach 30W and above, power gain is 30dB, gain flatness is less than 1.5 dB. Finally made some research on the improvement of power amplifier module and make a summary and prospect.
