Because of its high frequency and high speed, resonant tunneling device is suitable for terahertz oscillator source device. Terahertz oscillation which is obtained by resonant tunneling device is currently only capable used at room temperature, small volume, light weight, and portable terahertz wave source among the various and whole terahertz wave sources. In this dissertation, InP based resonant tunneling diode (RTD) is selected as an active device or an electromagnetic stimulator device, and slot antenna is chosen as a load or an electromagnetic wave emission device, we can combine both to make a resonant tunneling oscillator (RTO).This dissertation is about RTO device integration and power combining research in THz band. The analysis and research are mainly from the three aspects, and then using simulation software is to simulate it, and finally simulation results are analyzed. The main research work is:1. RTD material structure design:according to the requirements of high frequency and high speed of RTD, this dissertation construct the structure of InP based AlAs/GaxIn1-xAs/AlAs double barrier quantum-well, use Non-equilibrium Green’s function method to simulate its performance. In composition in the potential well and emitter doping concentration and so on are changed and analyzed, the relevant conclusions is given. The conclusion is available to the material aspect design of RTD.2. RTO antenna design and simulation in THz:the design of the two antenna are planar equiangular spiral extended lens integrated antenna and horn-shaped planar equiangular spiral horn-shaped lens integrated antenna, and using the antenna simulation software is to design and simulate, the simulation results are analyzed,it has a certain significance to improve antenna performance.3. RTO power combing research:based on slot antenna, the dissertation introduces the theory of including two and more than two RTO coupling, and simulates the frequency and output power. Analysis of power combining situation is under same and different frequencies of oscillator element,and theoretical analysis is given in the dissertation, the relevant conclusions of power combing is obtained, it is available to offer direction of power combing.In this dissertation, not only the design of the RTO THz antenna is analyzed, but also its power combining situation is discussed, it has a guiding significance for the development of RTO devices in THz band.
