Integrated Circuit(IC) industry plays an important role in the national economicand social development, and IC test is an essential step during the IC manufacturingprocesses. Functions of chips become increasingly complex with the development ofsemiconductor manufacturing technology, correspondingly, more advanced ICAutomatic Test Equipment (ATE) required for demanding of validation and testing. Asimplements digitization of analog signal from devices under test (DUTs), Digitizer(DIG)is one of the important components in the analog ICs ATE and mixed-signal ICs ATE toverify that chips meet the design specifications and practical applications.Research is used for specific application of analog ICs testing. Introduce thespecial requirements about Digitizer for analog ICs testing, build the hardware&software framework of multi-channels digitizer based on it’s working principles.Complete the design and implementation of high reliability digitizer for analog ICstesting. And improve the acquisition accuracy of digitizer through hardware&softwareco-calibration.1. Introduce the development and application of ICs ATE, also the typicalarchitecture of analog IC ATEs and its sub-function modules be explained, atlast, expounded the value of the research.2. According to the practical application requirement, analysis and discussion ofdigitizer about the design principles, implementation of hardware andsoftware.3. Complete the design and implementation of digitizer, and discuss several keycomponents such as input, gain adjustment, differential driver and calibration.Finally, a few suggestions on digitizer PCB design tips be presented.4. Develop FPGA controller logics. Analyze and discuss the problems duringdebugging, and settle technical difficulties such as accuracy improvement.5. Summary of the research, digitizer is initially meet the design specifications.
