Application software for predict the on-orbit SEU not only can savings cost andtime, but also providing support for the radiation IC design. In this paper, the TCADand Geant4software is used to build the elementary system that the SEU rate prediction.Taking an example of calculated0.25m SRAM cell on-orbit SEU rate in the case ofheavy ion incident, describes the calculation method SEU rate. Firstly, the application ofTCAD to extract the sensitive volume of SRAM cell sensitive devices, the sensitivefactor and the critical charge on the basis of the theory of composite sensitive volumemodel。Then use of Geant4software to construct the judgment module of SEU.Compare sensitive volume energy due to particles of incidence and minimum energy toget the situation of SEU. Finally, the module is further used for simulation of theincident particles to obtained SRAM cross section. Space environment model of heavyions should be input to calculate the rate of SRAM on-orbit SEU rate.
