In this paper, for this problem about current low internal quantum efficiency of yellow-green light AlGaInP LED,we have improved the internal quantum efficiency of yellow-green light AlGaInP LED by inserting charge asymmetric assonance tunnel(CART) and superlattice structure(SLs) between waveguide layer and active layer.We have fabricated the traditional regular type and special type yellow-green light AlGaInP LED, to analyze the main reasons of low internal quantum efficiency of yellow-green light AlGaInP LED. By inserting SLs and CART structure between waveguide layer and active layer, and then we have studied the impact of SLs and CART structure with different Al content on yellow-green light AlGaInP LED efficiency.After characterfistics measurement of the devices, internal quantum efficiency of yellow-green light AlGaInP LED has been greatly improved,through change CART structure Al contents.Results of experiment is that60%Al contents of not doping(AlxGal-x)0.5In0.5P, CART structure LED brightness increased by77%。Internal quantum efficiency of yellow-green light AlGaInP LED inserted with SLs structure has been little improved as compared to regular yellow-green AlGaInP LED。...
