A key element in many millimeter-wave systems is the solidstate pulsed sources. These sources, because of their small size, light weight, and low voltage power supply requirement are widely applied to tracking radar, missile seeking, and short range communications.This paper first describes a kind of circuit structure of pulsed modulator, which is the key item in the development of highly stable, high power pulsed oscillators, especially in millimeterwave radar systems of pulsed mode.Pulsed modulators made by us have been successfully used for multistage injection locked oscillator-chain at 94G1-Iz. With the summarizing injection locked theory, we made analysis of large signal injection-locked. Meanwhile some experimental phenomena are explained.A four-stage injection locked 94G1-Iz IMPATT oscillatorchain is used to amplify an input power of roughly 15mW at 47GHz to an output power of 5.6W peak. The total locking range is over 500M1-Iz. The oscillatorchain is operated at a pulse repetition frequency of 50KHz and an output pulsewidth of lOOns.
