Working condition of RF transistor at characteristic frequency is a special problem. Through systematic theoretical analysis , simulations and experiments , understanding various factors regulating the RF transistor's characteristic frequency can help us design well-functioned microwave data link RF front-end system with simple structure, and provide an important microwave data link teaching equipments for colleges and universities. This paper presents the key factor connected with the RF transistor characteristic frequency, and the relationship between characteristic frequency and collector current and voltage. After building up the PSpice model of the RF transistor, including chip parameter model and package parameter model, this paper discussed the model thoroughly. RF oscillator and RF mixer are designed and simulated by this model. The actual circuit was tested through frequency spectrum instrument and wave oscillator, the results match well with the simulate data.The research work in this paper establishes firm groundwork for designing of various simple RF front-end structures by using RF transistor.
