This work was supported by the National "863" High Technology Project of China (No. 2003AA311070) and the Open Project of the State Key Laboratory on Integrated Optoelectronics.Vertical-cavity surface-emitting lasers (VCSELs) are a new type of semiconductor laser. This kind of laser has many advantages such as low threshold, single longitudinal mode operation, narrow beam divergence, higher modulation bandwidth and easy two-dimension integration. Those advantages enable the wide application of VCSELs in various fields, such as optical communication, optical interconnection and integrated optical component. Great improvement in both research and application fields have been achieved during recent years.In this paper, we take into account the most important interactions between individual physical processes occurring during diode laser operation, and found a temperature model and a mode model for the investigation of both the characteristics such as heating, modulation and the behaviors such as spacial hole burning (SHB), mode completion of VCSELs. At last, we also make a research on Vertical Coupled-Cavities Surface Emitting Lasers (CC-VCSEL) with the use of rate equations. The detail is described as following:(1) Based on the most basal rate equations which govern the interaction of carriers and photons inside of a VCSEL, we study the theoretic foundation, and we take into account the influence of factors such as diffusion of carriers, leakage current of the active region of VCSELs, the non-uniformity of injection current, and change of temperature on the...
