The thesis put forward a complete set of scheme of X-band MMIC power amplifier and validated this scheme to be feasibility.Along with MMIC technology development, it is required that the X-band MMIC power amplifier should be satisfy its excellent performance requirement. The thesis introduces power amplifier theory, PHEMT model and model parameter exaction method, at last determined scheme of three-stage MMIC power amplifier. This thesis analyzed in detail the scheme, and focuses on the study of matching network power combination and each amplifier stage. Then the author designed the X-band MMIC power amplifier and simulated that the design is satisfied with the performance requirement. |
