| With the continuous development of LED technology,micro LEDs with high pixel density,high luminous efficiency and high response speed have become research the central issue of research.Displays based on micro light-emitting diodes(LEDs)are considered to be the most potential in the next generation of display technologies,and micro LEDs can also be used in various fields such as temperature sensing and biomedicine.This paper focuses on the photoelectric characteristics of Al Ga In P-based red Mini-LED,which provides theoretical and experimental basis for the application of micro LED devices.In this paper,the Mini-LED epitaxial structure and device process are designed according to the process standard of the joint training unit,and the processing of the red Mini-LED device is completed.The LED variable temperature test system with pulse current as the power supply mode was built,and the photoelectric characteristics of four sizes of red Mini-LEDs were tested at different working temperatures.This paper organizes and analyzes the influence of chip size and working temperature on Mini-LED’s characteristics.The semiconductor parameter analyzer was used to test the capacitance-voltage characteristics of the red Mini-LED,and the influence of chip size and voltage frequency on the capacitance characteristics of the red Mini-LED was analyzed;this article also analysis multiple application areas of Mini-LED combining the test results and finite element(FEM).The test results and analysis of the photoelectric characteristics of the red Mini-LED show that the peak wavelength of the chip has a "red shift" as the temperature rises,and the degree of this shift becomes larger in the smaller chip;the luminous efficiency decreases with the increase of temperature.In this paper,the luminous flux,luminous power,luminous efficiency and photoelectric conversion efficiency of the chip are analyzed,and the influence mechanism of the working temperature and chip size on the photoelectric characteristics of the red Mini-LED is obtained.These research results can provide a basis for the application of red Mini-LEDs in fields such as display,temperature sensing,and biomedicine.The test results and analysis of the capacitance-voltage characteristic of the red Mini-LED chip show that the capacitance characteristic of the red Mini-LED chip is related to the chip size and the frequency of the applied voltage.The larger the chip size,the larger the junction area,and the greater the value of the red Mini-LED barrier capacitance;when the input frequency is less than 5MHz,the barrier capacitance of the fixed-size red Mini-LED chip hardly changes.When it is greater than 5MHz,the capacitance increases significantly;the voltage across the red Mini-LED changes from reverse to positive and then to full conduction,and its capacitance value increases negatively.This characteristic is related to chip size and voltage frequency.The above research results can provide a basis for the selection of micro-size light sources in visible light communication systems. |
